Source kind: fit

Recorded technique: Theory of temperature-dependent dispersion models (time-reversal symmetry, Kramers-Kronig consistency, the sum rule and the dissipative condition), illustrated by the current version of the authors’ temperature-dependent advanced dispersion model of float-zone c-Si (franta_2017 as revised in franta_2018 and here), fitted in newAD2. No new optical measurement is described; the thermal-expansion fits use Middelmann et al.’s raw length data (PTB), Watanabe et al.’s and Ibach’s data (pp. 3-4).

Materials in structured entries: Si

Dataset quantities: band_gap

Contents: 2 datasets; 2 formulas.

Curation notes#

Journal of Electrical Engineering 70 (2019) No. 7s, pp. 1-15 = PDF pages 1-15 (the first page reads ‘VOL 70 (2019), NO7S, 1-15’). Identity checked against the first page; the library’s metadata validation carries warnings (the issue is printed 7S, the metadata say 7). Mostly theory: statistical factors of phonon (Eqs. (22)-(29)), free-carrier (Eqs. (34)-(37)), indirect-transition (Eq. (38)), localised-state (Eq. (39)) and direct-transition (Eq. (40)) contributions; the red shift of critical points (Eqs. (42)-(45)), of phonon frequencies (Eq. (48), one Theta and one ratio f_nu for all phonons, values not printed) and of broadenings (Eq. (49)) and the Urbach energy (Eq. (50)). No n, k or epsilon is printed: the model is shown in Figs. 1, 4, 5, 8 (transition strength functions), 9 (critical points against T) and 10 (n at 2 um against T).

WHAT IS NEW FOR c-Si. (1) The linear thermal expansion refitted with Middelmann et al. (Phys. Rev. B 92, 174113 (2015), not in the library) and Watanabe et al. (Table 1; formula thermal_expansion); ‘The updated version of the dispersion model of c-Si uses the formula of linear thermal expansion based on these data and Watanabe et al data’ (p. 3), without saying which column. (2) The band gap and critical-point energies of the current model (Table 2; formula critical_points; datasets band_gap_0K, band_gap_300K). (3) Indirect transitions with four phonon energies (TO, LO, LA, TA) at a point ‘slightly shifted towards the Gamma point’ instead of franta_2017’s three at X (p. 10); free carriers with the Bose-Einstein factor of Eq. (35); an Urbach tail from the 14 mm slab’s room-temperature transmittance, temperature independent (C = 0 in Eq. (39)); high-energy valence and core excitations by ‘simple models with the classical asymptotic behavior’ (‘still under development’, p. 11); two- and three-phonon bands with temperature-independent Gaussian broadening; direct transitions with cubic splines of the logarithms of the weights A_i and temperature-independent Rydberg parameters (p. 14). Total transition strength of c-Si at 300 K: N^300K = 1515 eV^2 (p. 3, from its ref. [6]). Reference temperature 300 K, ‘different from 293.15 K (20 degrees C) defined in ISO 1’ (p. 3).

NOT PRINTED (neither here nor in franta_2018): the ADM’s path amplitudes A_0..A_11 and their spline nodes, the indirect-transition strengths and phonon energies, the free-carrier, vx, core-electron and Urbach parameters, the broadenings B and Rydberg parameters, the phonon-band amplitudes, f_nu and the phonon Theta. Only the energies of Table 2, the thermal expansion of Table 1 and the Sellmeier formula of Table 3 are printed; the model cannot be evaluated from the papers.

TABLE 3 (p. 13; image checked 2026-10-14): the two-term Sellmeier formula of Eq. (46), identical cell for cell to franta_2018 Table II’s two-term rows (formula franta_2018/sellmeier_abesf); not recorded again. Frey et al.’s uncertainty is quoted as 1e-4 (p. 13).

TABLE 2 COMPARED WITH franta_2017 TABLE 2 (eV at 0 K / 300 K, Theta in K). E_g 1.134 / 1.086, Theta 382.9 (franta_2017: 1.14 / 1.087, 248.6); E_1(L) 3.421 / 3.391, Theta 538.8 (3.457 / 3.393, 115.7); E_2(X) 4.331 / 4.298, 674.8 (4.333 / 4.302, 349.2); E’_1(L) 5.347 / 5.307, 739.1 (5.442 / 5.398, 403.6); E_0(Gamma) 4.023 at 300 K (4.068 / 4.149: the rise with T noted in TC-388 is gone); E_3(Delta) 6.759 / 6.766, Theta 1016.0 (7.159 / 7.119): as printed it rises with T, by 7 meV. The temperature models differ: Eq. (42) for E_g, E_1, E_2, E’_1 and E_3(Delta); Eq. (43) (five-parameter, the ‘T dep.’ partner’s Theta) for E’_0, E_1(K), E_2(Sigma); Eq. (45) (a constant offset at 300 K) for E_0 and the points above E_3(Delta). The table’s horizontal rules group each point with the Eq. (42) point whose Theta it uses (image).

Table 2 (p. 12), E_g, column E_j^0K: the current model’s minimum energy of indirect transitions at 0 K, by Eq. (42) with Theta = 382.9 K. No uncertainty stated. A check: the same group’s refit of the same float-zone samples and data as franta_2017’s band_gap_0K (1.14 eV), not an independent value; a fit takes one of the two.

(21): -2.33e-4 (1st-3rd fits), -2.45e-4 from the rounded '4-th fit in [12]' (franta_2018 prints -2.3741e-4); e(293.15 K) = -1.77e-5 for the three new fits."
}

The column keys: fit4_2018 (franta_2018’s 4th fit, rounded, with uncertainties), fit1 (three terms fitted to Middelmann et al.’s raw length data of sample 2, supplied by PTB), fit2 (three terms, Middelmann et al. and Watanabe et al.), fit3 (four terms, both). e_0 is not printed: it follows from Eq. (21), e(300 K) = 0. Theta_1, Theta_2 of the new fits: 4.2 and 12.8 THz; Theta_3 and Theta_4 (18.6 and 77.5 THz) are correction terms (p. 5). The text does not say which fit the current model uses (p. 3). No optmat quantity.
